Texas Semicon Labs provides real-time information with measurement of the degradation rate for advanced semiconductor materials. The Chiron global lab network provides customers with both wafer level reliability and package level reliability stress testing.

TESTING CAPABILITIES:

  • Temperature: -10 to +350C
  • Light by Frequency or Intensity
  • Full Parametric Characterization
  • Custom Burn-in or DC Stress Sequences

FULL PROCESS QUALIFICATION PER JP-001:

All packaged test structures test Electromigration, Stress Migration, Gate Oxide, Junction Spiking, Mobile Ions, Transistor HCI, PPID and IMD
